It's more likely to be a scratch from something than the sound level or some specific frequency, but: go see a doctor. After they check your ear, be careful what levels your using in future.
There is a 99% chance that it was a scab, zit, or other injury. That's usually the case. If it was rubbing it raw or something you would feel. If it was coming from deep in your ear, I recommend seeing a doctor...
